Theory and optimisation of strained quantum-wire lasers Eoin P. O’Reilly and David A. Faux Department of Physics, University of Surrey Summary of EPSRC Grant GR/K81477 . We first showed that the stress and strain distribution associated with a quantum wire embedded in an elastic medium can be evaluated by performing a line integral around the boundary of the wire . We then extended the work to provide two simple techniques of calculating the strain distribution in quantum dots . The first method provides a simple method to picturing strain distributions in quantum dots, while the second method considerably simplifies the setting up of electronic structure calculations. . Using this method, we showed that the quantum well relaxes and the net strain is reduced at the end facets. This leads for compressively-strained wells to a reduction in the energy gap at the end facet, and can consequently contribute to an enhanced re-absorption of light and catastrophic optical damage (COD) of the laser facets. We have proposed that the incorporation of tensile-strained barrier layers about the quantum well can significantly reduce the facet relaxation, and hence optical re-absorption and COD . This idea was patented with Philips Optoelectronics Centre (now Uniphase). . Calculations of the variation of the built-in piezoelectric potential with wire shape and strain have shown for the first time that, unlike for quantum wells, there is an optimum wire size and strain beyond which laser threshold and gain characteristics are likely to degrade.
